Hello deepak
1. What version of hspice are you using ?
If you are using 2001 version try to replace it to a newer one.
2. The parameters ramp_rwf and ramp_fwf determine the usage of the Vt
curves. If your model include the Vt curves (... it better be) then
setting the prams to 2 will give you the most accurate results.
