I think you should use the junction temperature, since this is the
temperature that is relevant for the behaviour of your IC-circuitry.

Hi:
I would like to know about the temperature range over which IBIS models
are
generated. Do we generate the I-V tables over the ambient temperature
range
(range specified in datasheets) or the junction temperature range (die
temperature). Since the two temperature ranges are different, I would
appreciate inputs from IBIS developers as well as from IBIS users, on what
their preference is.
